Товщиннi залежностi гальваномагнiтних властивостей плiвок GeTe

Abstract

Одержано залежностi електропровiдностi σ i коефiцiєнта Холла Rн тонких полiкристалiчних плiвок GeTe вiд їх товщини (d = 30-210 нм) за кiмнатної температури. Встановлено, що методом термiчного випаровування полiкристалiв GeTe можна отримати тонкi плiвки GeTe/KCl зi значеннями концентрацiй дiрок меншими, нiж у кристалi, майже в два рази. При зростаннi товщини плiвок до d ~ 80 нм спостерiгається рiзке збiльшення значень σ i холлiвської рухливостi носiїв заряду μн, а при подальшому зростаннi d значення μн майже не змiнюються, а значення σ змiнюються з меншою швидкiстю, що вказує на наявнiсть класичного розмiрного ефекту у тонких плiвках GeTe.The dependences of conductivity σ and Hall coefficient Rн of GeTe thin polycrystalline films on its thickness (d = 30-210 nm) at the room temperature were obtained. It was found that GeTe/KCl thin films can be obtained by thermal evaporation polycrystalline GeTe with values of the holes concentration almost twice smaller than the values in the bulk materials. With the growth of the films thickness up to d ~ 80 nm a sharp σ values and Hall mobility μн values increasing is observed, at the further d increasing the μH values are virtually unchanged, while the σ values change at a lower rate, which indicates the presence of the classical size effect in GeTe thin films.
